The effect of asymmetric barrier layers in the waveguide region on power characteristics of QW lasers

Abstract: Current-voltage and light-current characteristics of quantum-well lasers have been studied at high drive currents. The introduction of asymmetric barrier layers adjacent to the active region caused a significant suppression of the nonlinearity in the light-current characteristic and an increase in the external differential efficiency. As a result, the maximum wallplug efficiency increased by 9%, while the output optical power increased by 29%.
