Sources of high-power laser pulses of sub-nanosecond duration based on thyristor switch-laser diode structures for the 1500nm spectral range

Abstract: Sources of sub-nanosecond laser pulses, based on compact vertical assemblies of thyristor switch-laser diode, have been developed and studied. Compact vertical assemblies were had a spectral range of 1500 nm, and implemented using AlInGaAs/InP heterostructures. The generation of single laser pulses with a peak power of 1.4 W, a width of 75 ps, and a repetition rate of up to 500 kHz has been demonstrated.
