Abstract:
Investigation was made of the amplitude modulation characteristics of (InGa)PAs heterolasers (λ = 1.3 μm) with a special structure which made it possible to ensure efficient wide-band matching to the channel of the modulating microwave signal. The signal transfer coefficient and the coefficient representing nonlinear distortions were determined as a function of the signal frequency and amplitude and of the constant injection current. In a frequency band up to 5 GHz the depth of modulation was in excess of 50% when the nonlinear distortion coefficient was less than 5% and the signal/noise ratio exceeded 60 dB in a band up to 10 MHz wide. The results of these calculations were compared with experimental results.
