Abstract: Bistable luminescence was observed experimentally when a quantum-well gallium arsenide layer was excited with laser radiation. The bistability appeared at a specific concentration of titanium atoms, which were used to dope the quantum-well layer and the substrate. The luminescence bistability was not observed when the investigated samples were doped with chromium or vanadium.
