Abstract:
An investigation was made of GaAs waveguide resonators up to 0.4 mm thick. These resonators were used in order to increase the working areas of the mirrors through which the laser radiation was extracted. The lasers were excited by bombardment with an electron beam of 75 keV energy and up to 20 A/cm2 current density. The efficiency of lasers with such resonators rose to 6% and the service life of the lasers increased considerably.
