Phase-locked generation of radiation with the aid of a regular array of active symmetric mesastripe couplers based on AlGaAs/GaAs double heterostructures
Abstract:
The fundamental supermode was generated using an array of active coupled mesastripe Y couplers made of AlGaAs/GaAs double heterostructures. This system had six light-emitting 5-µ wide channels in the front mirror and these channels were distributed with a period of 10 µ. The watt-ampere characteristic was determined, as well as the distribution of the radiation in the far- and near-field zones in the p-n junction plane. A single-lobe angular distribution was observed for pump currents in the range (1.2–1.7)Ith: in this case up to 50% of the output power was concentrated within an angle of 1.1°.
